Summary: The paper deals with the mathematical model dynamic states
of asemiconductor switch with GTO-thyristor. Calculations andanalysis of
current-voltage conditions and switching losses aremade. The results of the
computations have been verified bymeasurements.

Summary: The GTO-switch operation has been analysed in order to
providethe data necessery for its design. The analysis comprises
theoperation principles of GTO-switch and qualitative survey ofvoltage and
current waveforms at switch components duringswitching. Mathematical
analysis per characteristic sequences hasprovided analytical expressions
used in switch design. Besidesothers, the expressions for computation of
GTO-thyristorovervoltage during turn-off, for computation of peak
currentloading during turn-on and for computation of current peaks ofthe
capacitor C of RCD-snubber circuit during turn-on have beenobtained. The
turn-off losses have been computed at linearisedwaveforms of anode current
and anode-chatode voltage ofGTO-thyristor.
A concept of a driver circuit with various kinds of protectionand
diagnostics has been made. Requirements on the control pulseshave been
specified.
The GTO-switch design has been made. Within the design, theinfluence of
parasitical inductances on overvoltages, duringGTO-thyristor turn-off, has
been analysed.
The switch was tested in the chopper mode and in the model
offour-quadrant controller. The test results were compared with theanalysis
of switch operation and with design.
Instructions for design of GTO-switches with RLD- andRCD-snubber circuits
are given.
The operation principles of the four-quadrant controller aredescribed.
The requirements of the GTO-switch: current andvoltage loading and
frequency are specified.
The names and designations of characteristics of GTO-thyristorsmade by
various manufacturers are given, and Croatian onesproposed. The principles
of GTO-thyristor operation and designare described.
The solutions of electric motor drives with converters
havingGTO-thyristors and inductions motors used in electric
anddiesel-electric traction are presented.

Summary: A broader application of semiconductor switch
MOSFET-transistorin power electronics devices make additional demands
ontransistor protection. The paper deals with simulation ofswitching on and
switching off of MOSFET-transistor semiconductorswitch by applying
mathematical models for different types oftransistor protections.
Three types of transistor protection from overvoltage areanalysed. The
influence of diferent protection types on dynamiclosses during switching on
and off of the switch is investigated.
Analysis results are verified with measurements performed on thelaboratory
model of the switch.

Summary: The gate drive circuit for GTO-thyristor provides
controlimpulses, protection and status identification of GTO-thyristorand
gate drive circuit itself. The on/off state of GTO-thyristoris identified
by measuring of voltage and current characteristicsat the gate connection.
Using the gate drive circuit it ispossible to implement overload and short
circuit protection ofconverter and its diagnostic. It also ensures control
of minimumon/off times of GTO-thyristor and provides protection against
itsunsuccessful switching.

Summary: The most frequently used power devices in inverters for AC
motordrives in lower power range are IGBT's and MOSFET's. The lossesand the
complexity of implementation in the circuit for bothswitches are compared.
One typical AC motor drive is choosen andlosses of the inverter bridge, one
with IGBT's and one withMOSFET's are calculated. The results shows that
total losses ofthe inverter bridge in both cases do not differ
significantly.
